本标准适用于室温电阻率大于0.1 Ω·cm的n型硅单晶和室温电阻率大于0.5 Ω·cm的p型硅单晶中间隙氧含量的测量。
本标准测量氧含量的有效范围从1×1016 at·cm-3至硅晶体中间隙氧的最大固溶度。
