Test method for determining interstitial oxygen content in silicon by infrared absorption

本标准规定了采用红外光谱法测定硅单晶晶体中间隙氧含量的方法。本标准适用于室温电阻率大于0.1 Ω·cm的N型硅单晶和室温电阻率大于0.5 Ω·cm的P型硅单晶中间隙氧含量的测定。以常温红外设备测试时，氧含量（原子数）测试范围从1×1016 cm－3到硅中间隙氧的最大固溶度；以低温红外设备测试时，氧含量(原子数)的测试范围从0.5×1015 cm-3到硅中间隙氧的最大固溶度。
